Power MOSFETs and Small-Signal MOSFETs

Microchip designed Microchip's next-generation Silicon Carbide (SiC) MOSFETs and SiC Schottky Barrier Diodes (SBDs) with high-repetitive Unclamped Inductive Switching (UIS) capabilities, excellent gate oxide shielding and channel integrity for robust operation. You can use Microchip's radiation-hardened MOSFETs in the most stringent space environments surviving 100K Total Ionizing Dose (TID) and higher. Microchip designed these MOSFETs with milliohms of on-resistance and they are available in a variety of small-footprint plastic and ceramic packages.
Small-Signal MOSFETs
Microchip designed Microchip's small-signal MOSFET products, also called interface MOSFETs, for low-power, signal-level applications. These applications include signal amplification and level translation, signal bypass, system protection or lower power regulation (voltage and current regulation). These MOSFETs come in resistances from a few hundred to multiple ohms of on-resistance and they are available in a variety of small-footprint packages. Radiation Hardened (RH): guaranteed Total Ionizing Dose (TID) radiation performance through radiation acceptance testing; this may or may not include official DLA/DTRA RHA certification and designation in the 5962 SMD number or JAN slash sheet
Radiation Tolerant (RT): TID and/or Single Event Effects (SEE) radiation effects are measured and reported, but TID is not guaranteed through radiation acceptance testing; RHA designator is left blank in the 5962 SMD number or JAN slash sheet as defined in MIL-PRF-38534/38535/19500
